1.Ananopolycrystalline silicon film was deposited by LPCVD in my topic in the fabrication techniques of the crystalline solar cell.本课题在单晶硅太阳能电池的制作工艺中,采用LPCVD方法来生长一层纳米多晶硅薄膜,利用纳米多晶硅薄膜材料与单晶硅衬底形成异质结,将此异质结结构应用在太阳能电池上,在对制得的纳米多晶硅薄膜采用SEM、XRD、Raman、AFM进行形貌分析的基础上,得出纳米多晶硅薄膜的厚度为50nm,晶粒大小约为90nm,对研制的纳米多晶硅/单晶硅电流-电压(I-V)特性和温度特性进行测量和分析,实验结果表明该异质结具有很好的温度系数,对制备的纳米多晶硅/单晶硅异质结太阳能电池的方块电阻、少子寿命、折射率、反射率、转换效率进行了测试和分析,转换效率为13。
